Selective-Area Formation of Nano-Scale Spin Valve Structures for Spin-Logic Applications
Abstract
The purpose of this project is to realize the build-up type nano-fabrication techniques with a precise position-controllability on semiconductor substrates for the hetero-structures between ferromagnetic materials and semiconductors. The fabrication method is based on "selective-area metal-organic vapor phase epitaxy" developed for ferromagnetic MnAs nano-clusters well-oriented on semiconductor surfaces. One of the advantages in this method is that the atomically-flat crystal facets and the abrupt hetero-interfaces in nano-structures are formed under high growth temperature conditions. The project is focused on the build-up fabrication of nano-scale spin-logic devices utilizing lateral and vertical spin valve structures position-controlled on semiconductor substrates.
